Beta Model Generation
  • Decisions from 2Q meeting on model functionality
    were incorporated into beta models sent out in
    June and August 2006
  • Conversion to PSP surface potential equation
  • PSP gate current
  • New external node in the well (bi)
  • Addition of vertical resistance through gate
  • Voltage dependent doping density, NB(V)

First Results from Beta Testing
  • Jim Victory supplied the 2 beta models with PSP
    surface potential conversion and gate current
    model in June and August for testing.
  • Two telecons to discuss results (19th September
    and 5th October)
  • Fairly good preliminary results provided by RFMD,
    ADI, and TI. The MOS Var Subcommittee solicits
    more extensive testing.
  • Positive CV fitting results
  • Known deficiencies in R(V) modeling notably for
    pwell devices, validated
  • Gate current, once parameters understood, gives
    good results
  • Thanks to Plamen Koslav of RFMD for providing
    extensive testing, results presented in separate
    report.

The Future
  • Next Update Q4 2006 will contain further PSP
    alignment and bug fixes.
