VCSEL irradiation at T7

• 7 MITEL 1A444 VCSELs were irradiated at the T7
  proton beam at Cern
• 6 in DC mode
• 3 with 10mA
• 3 with 20mA
• 1 in AC mode (8mA)
• a total fluence of 4,92 1014 p/cm2 was reached

Conclusions

• 6 VCSELs were irradiated with 51014 24 GeV
  protons at T7
• all of them survived
• all of them annealed quite well (depending on the
  current)
• first calculations for the b-layer fluence (GaAs)
  showed a very high fluence which the VCSELs would
  not survive
• I have to repeat this
• in November we will irradiate 2 GEC packages with
  VCSEL at T7 (in steps)
